김문덕 교수의 나노광전소자실험실은 AlN, GaN, InN 등 질화물(III-N) 반도체를 분자선 에피택시(MBE)로 성장시켜 광전소자에 응용하는 연구를 한다. 5G 통신용 고주파 표면탄성파(SAW) 필터, 극한 환경에서 유해가스를 검출하는 나노구조·2차원 물질 이종접합 가스센서, 단파장에서 장파장까지 흡수하는 InN 기반 차세대 태양전지 등을 개발한다. 질화물 반도체의 넓은 밴드갭(0.7~6.4 eV)과 고온·열악한 환경에서의 우수한 특성을 활용한다.
